First of all, I happened to ask and was informed that in the 90's digital cameras weren't a thing. If you wanted a picture online, you needed a film camera, have the image developed (dark room & all), scan it and upload, presumably on a dial up, presumably to a website you'd built by yourself, could find no trace of any free photo uploading websites in existence around that time.
Second, there's much relevant info in the wikipedia article.
People oft used such pictures of themselves in myspace (aug 2003), yet didn't call it a selfie. Some dude discussed the term in a book circa 2005, in all likelihood failing to popularize it. Early facebook profile images refrained from this style. In flickr 2009 it became popular amongst teenagers, 2010's iphone 4 engendered technological growth, therefore erelong widespread amidst plebeians.
The internet selfie became a fad with the development of the cellphone with included camera, which was mostly after 2000. The practice of taking one's own picture goes way back.
